This paper presents a novel transformer-less solution for generating flexible gate voltage in SiC MOSFETs. This circuit is implemented in a digitally controlled 4kW totem pole power factor correction (PFC) circuit using a topside cooled leadless (TOLT) SiC device. By utilizing zener diodes, capacitors, and resistors, the design efficiently produces negative gate voltage at first switching cycle, offering a cost-effective alternative to traditional solutions. It supports flexible gate voltages generation enhancing suitability of SiC for high-power applications. The paper discusses design benefits, hardware design, heat sink assembly, and performance comparisons for negative and 0V turn-off operations with TOLT and TOLL package-based totem pole PFC design.
