This paper proposes a novel real-time junction temperature monitoring circuit for SiC MOSFET based on quasi-threshold voltage. It introduces the extraction principle based on quasi-threshold voltage and the design of the extraction circuit. A double-pulse platform was built to verify the feasibility of the junction temperature extraction scheme.
